For IOS please check Cisco IOS Feature Navigator - http://cisco.com/go/fn
RAM/FLASH - well, it does depend on IOS you want to run on these devices. So
first select IOS and then RAM/FLASH :-)
Btw: Personally I would recommend 256MB RAM and 64 or rather 128MB Flash.
